2 working principle edit
The power device is surface mounted on the circuit layer. The heat generated during the operation of the device is quickly conducted to the metal substrate through the insulating layer, and then the heat is transferred from the metal substrate to heat the device (see Figure 2).
Compared with the traditional FR-4, the aluminum board can reduce the thermal resistance to the lowest, so that the aluminum board has excellent thermal conductivity; compared with the thick-film ceramic circuit, its mechanical properties are extremely good.
In addition, the aluminum board has the following unique advantages:
Ø Meet RoHs requirements;
Ø More adaptable to SMT process;
Ø In the circuit design scheme, the thermal diffusion is processed extremely efficiently, thereby reducing the module operating temperature, prolonging the service life, and increasing the power density and reliability;
Ø Reduce the assembly of radiators and other hardware (including thermal interface materials), reduce product size, reduce hardware and assembly costs; Ø Optimize the combination of power circuits and control circuits;
Ø Replace brittle ceramic board for better mechanical durability.
Aluminum board (metal-based heat sinks (including aluminum, copper, and iron substrates)) are low-alloy Al-Mg-Si based high-plasticity alloys (structures shown in the figure below) that have good thermal conductivity and electrical insulation.
